چکیده

The electron energy distribution function EEDF in a low-pressure inductively coupled plasma confined between two infinite plates separated by 10 cm is investigated using a one-dimensional particle-in-cell simulation including Monte Carlo collisions. At low pressure, where the electron mean free path is of the order of or greater than the system length, the EEDF is close to Maxwellian, except for its tail, depleted at high energy. We give clear evidence that this depletion is mostly due to the high-energy electrons escaping to the walls. As a result of the EEDF nonlocality, the break energy, for which the depletion of the Maxwellian starts, is found to track the plasma potential. At a higher pressure, the electron mean free paths of the various elastic and inelastic collisions become shorter than the system length, resulting in a loss of nonlocality and the break energy of the distribution function moves to energies lower than the plasma potential. © 2006 American Institute of Physics. U. KORTSHAGEN AND B. HEIL: ACCEPTED FOR PUBLICATION IN IEEE TRANSACTIONS ON PLASMA SCIENCE 1 Kinetic two-dimensional modeling of inductively coupled plasmas based on a hybrid kinetic approach

| In this paper we present a two-dimensional kinetic model for low-pressure inductively coupled discharges. The kinetic treatment of the plasma electrons is based on a hybrid kinetic scheme in which the range of electron energies is divided into two subdomains: In the low energy range the electron distribution function is determined from the traditional nonlocal approximation. In the high energ...

Electron energy distributions and electron impact source functions in Ar/N2 inductively coupled plasmas using pulsed power

In plasma materials processing, such as plasma etching, control of the time-averaged electron energy distributions (EEDs) in the plasma allows for control of the time-averaged electron impact source functions of reactive species in the plasma and their fluxes to surfaces. One potential method for refining the control of EEDs is through the use of pulsed power. Inductively coupled plasmas (ICPs)...

Four dimensional Fokker-Planck solver for electron kinetics in collisional gas discharge plasmas

Gas discharge plasmas are widely used in many modern technologies. Unique properties of these weaklyionized plasmas are determined by their highly non-equilibrium state: distributions of electrons and ions substantially deviate from (equilibrium) Maxwellian distributions. These deviations are especially important for electrons which are responsible for ionization processes and plasma maintenanc...

Three point method to characterize low-pressure electronegative discharges using electrostatic probe.

Electrostatic probe measurements for low-pressure inductively coupled SF(6) plasmas are performed. From the current-voltage (I-V) curves of probe, the saturation currents of the positive ions and electrons and the electron temperature are measured. The electronegativity and the negative ion density are deduced by using the ratios of these parameters at three adjacent pressure points. The positi...

External control of electron energy distributions in a dual tandem inductively coupled plasma

The control of electron energy probability functions (EEPFs) in low pressure partially ionized plasmas is typically accomplished through the format of the applied power. For example, through the use of pulse power, the EEPF can be modulated to produce shapes not possible under continuous wave excitation. This technique uses internal control. In this paper, we discuss a method for external contr...
